Abstract Scope We have manufactured nano-clusters in p-type Si by diffusion of Ni and Mn atoms at around 1200 0C. Since Ni diffuses mainly due to its inter-nodal component, the diffusion of the bulk of Ni into the sample depth slows down considerably and a nickel-enriched layer is formed near the surface. Manganese doping of such material leads to the formation of both replacement atoms with a concentration of about 1014 cm-3 and introduction atoms, which can form nanoclusters like Mn4, which are predominantly formed near negatively charged boron atoms. Manganese atoms occupy tetrahedral cavities in the lattice near the negative boron ion, forming clusters that are stable at room temperature. We will report the magnetoresistance dependence of magnetic field and ferromagnetic properties at 300 K of doped Si as well as their use in the application CTC capturing in the microfluidics system.
