The attenuation of sub-terahertz longitudinal acoustic phonons governs thermal transport in semiconductors and is central to the thermal management of nanoscale devices. This attenuation is fundamentally driven by anharmonic phonon–phonon scattering, yet real crystals inevitably contain dislocations that further scatter phonons and degrade their lifetimes. Quantifying these processes is challenging: conventional molecular dynamics simulations are limited in the length and time scales they can access, while experiments cannot directly observe phonon–dislocation interactions. In this talk, we present a study using the finite-temperature Concurrent Atomistic Continuum (CAC) method with the phonon wave packet technique to directly simulate acoustic phonon propagation in micron-scale silicon and lead telluride models. The individual and coupled effects of background temperature, dislocation density, and phonon frequency on attenuation are quantified. Our results reveal distinct phonon–dislocation resonances and demonstrate that dynamic dislocation scattering significantly influences wave propagation, providing critical insights for future semiconductor device design. |
