Photoplasticity, the light-dependent transition between brittle and ductile behavior, is a striking phenomenon observed in several II-VI semiconductors. We combine first-principles calculations with experiments to understand how photoexcitation modifies dislocation mobility in ZnS. Density functional theory calculations show that charged partial dislocations trap photoexcited carriers, driving core reconstructions that alter their mobility. The largest effect occurs for positively charged Zn-rich dislocations, whose mobility is strongly suppressed under illumination, while S-rich dislocations remain largely unaffected. Direct imaging of individual dislocations confirms this prediction, showing selective inhibition of Zn-rich dislocation glide with increasing optical power. Similar behavior is achieved through n-type doping, demonstrating a common carrier-mediated mechanism for both photo- and electroplasticity. These results establish a route to controlling dislocation mobility and density in compound semiconductors using optical and electronic excitation. |
