Diamond hetroepitaxy is a requirement for high power and high voltage electronics because of its high figure of merit for thermal management applications. Additionally, diamonds small unit cell size makes it incompatible for lattice matching epitaxy except for iridium and Nickel. In this talk we a novel melt-quench pathway for integrating epitaxial diamond through domain matching epitaxy with substrates using excimer laser annealing. Using thermal simulation for laser interaction with materials (SLIM), we describe the conversion methodology of a-C to Q-carbon and diamond on such substrates. We carried out Raman spectroscopy to understand the composition of Q-carbon-diamond composite, and detailed HAADF Z-contrast imaging to validate the phase structure. We also used HFCVD to grow a large area diamond from the 2D film and study the thermal and electronic properties of the diamond film grown heteroepitaxially |
