Controlling microstructure evolution through ionization-mediated defect processes enables complete room-temperature recovery of radiation damage in semiconductors, as demonstrated in collaborative efforts with Prof. Weber, Prof. Zhang, former postdoctoral researchers of Prof. Weber’s group and international collaborators. Radiation damage arises from coupled atomic displacements and electronic excitations, a theme central to the contributions of William J. Weber. We introduce a multi-cycle dual-beam irradiation protocol alternating low- and high-energy ions to tailor defect stability and activate dynamic annealing pathways. In germanium, this approach yields complete restoration of crystalline order at room temperature over several cycles, comparable to high-temperature annealing. In contrast, single-cycle irradiation produces irreversible atomic disorder. These results reveal an unanticipated athermal cyclic recovery of crystalline order in germanium, highlighting new opportunities for defect control in semiconductors. Extending Prof. Weber’s contributions to radiation materials science, these findings suggest scalable, low-thermal-budget strategies for defect engineering in advanced electronic and quantum materials systems. |
