Abstract Scope Gallium oxide (Ga2O3) is an interesting material with a wide range of applications in electronics, photonics, gas sensing, and deep ultraviolet (UV) photo detectors with a wide band gap (Eg~5 eV). The intrinsic β-Ga2O3 thin films is the stable oxide of Ga, which is widely using in high temperature gas sensors, anti-reflection coatings, and solar cells. By doping the refractory metals, we can improve the life and performance in high temperature applications. The motivation to the present work was to understand the structural and mechanical characteristics for β-Ga2O3 thin films and for the effect of molybdenum (Mo) incorporation. In this work, we can study the structural properties along with the general mechanical behavior of Mo co-doped with β-Ga2O3. The results will be compared with different annealing temperatures to simulate the crystal structure, grain growth and oxidation states and its effects on mechanical properties like hardness, young’s modulus and durability properties.
